Defect Engineering in Semiconductors by High Energy Light Ion Irradiation High energy light ions(Li, C, O) irradiation is being used for modification and engineering of defects in semiconductors in GaAs, InP and GaN and Cuprates HTSC. The thickness of the sample can be adjusted in such a way that the range of the ions(~200μm) is more than the sample thickness, so the samples are not damaged with extended defects which are produced by nuclear energy loss process at the end of the ion range and point defects can be either created or annihilated precisely by electronic excitation. 5.
